1. 半導体モノリシック光集積回路とフォトニックネットワーキング
Monolithically Integrated Semiconductor Photonic Circuits and Photonic Networking

 モノリシック集積された半導体光デバイス/回路では、単体素子では得られない多くの機能や高い性能が実現され得るため、これらは高度な光通信、光情報処理・記録、光計測を行う際の切り札として期待されている。本課題では、新しいモノリシック光集積回路(光IC)の試作・開発を行うとともに、能動素子/受動素子一括集積技術を研究している。近年は特に、多モード干渉(MMI)カプラと半導体光アンプ(SOA)を集積化した新型マッハツェンダー干渉計(MZI)型全光スイッチ集積回路の設計と試作に取り組み、有機金属気相エピタキシー(MOCVD)装置による能動素子/受動素子一括集積技術を用いることで、同光回路を世界で初めて実現した。並行して、光回路でデジタル信号処理を可能にする全光フリップフロップの研究も進展し、分布ブラッグ反射(DBR)型MMI全光フリップフロップの試作を行うとともに、これを利用した全光パケットルーティング実験に成功した。また、多重量子井戸(MQW)活性層に伸張歪みを導入した偏波無依存化、電流注入による波長可変動作などを実証した。さらに、モード重なりを高めたMZI型全光フリップフロップを初めて実現し、低消費電力かつ高速な光フリップフロップ動作に成功した。最近では、DBR型MMI全光フリップフロップとSOA-MZI全光スイッチのモノリシック集積に世界で初めて成功し、全光パケットスイッチング実験に応用した。一方、光信号の高速ルーティングを可能にするスケーラブルな集積マトリクス光スイッチの研究開発も進めている。フェーズアレイを用いた半導体光スイッチを新たに提案し、InP基板上に集積した1×5光スイッチ、低偏波依存1×8スイッチを相次いで実現した。最近では、世界でも最大規模となる1×16光スイッチの作製に成功し、広波長帯域性、高速応答性などを実証した。さらに、開発した光スイッチを用いて、160Gbps 時間多重光パケットスイッチング実験、320Gbps多波長パケットスイッチング実験などを行い、光ルータへの適用性を明らかにした。また、これらと並行して、マイクロマシン技術を適用した新型の集積光スイッチや高機能光デバイスの開発も進めている。

Monolithically integrated semiconductor optical devices and circuits are the key to advanced optical communication, optical information processing, and optical measurement applications, since they could provide more complex functions and higher performances over discrete devices. In this work, we are studying novel monolithically integrated photonic circuits (PIC) as well as the processing technology for monolithic active/passive integration. Over the past years, we have tackled design and fabrication of a novel type of Mach-Zehnder interferometer (MZI) all-optical switch circuit integrating multi-mode interference (MMI) couplers and semiconductor optical amplifiers (SOAs), and successfully realized the circuit by the active/passive integration using metal-organic vapor phase epitaxy (MOCVD) for the first time. At the same time, the research on all-optical flip-flop, which is another essential element for photonic digital processing, has made another significant progress; MMI all-optical flip-flops with distributed Bragg reflectors (DBR) have been developed and demonstrated in all-optical packet routing experiments. In addition, we have achieved polarization-independent operation by introducing tensile strain into the multi-quantum-well (MQW) active layers, as well as wavelength-tunable operation by current injection. We have also succeeded in fabricating an MZI-based all-optical flip-flop with enhanced mode overlap, and have successfully demonstrated its low-power high-speed flip-flop operation for the first time. More recently, we have achieved the monolithic integration of a DBR-MMI all-optical flip-flop and an SOA-MZI all-optical switch for the first time and applied it to all-optical packet switching experiment. In addition, we have also been working on scalable integrated matrix optical switches that enable fast routing of optical signals. We have proposed a novel type of photonic integrated switch based on optical phased array and demonstrated the first 1x5 switch and polarization-insensitive 1x8 switch on an InP substrate. More recently, we have succeeded in fabricating the world-first monolithically integrated 1×16 switch and demonstrated its wide operating bandwidth as well as fast switching response. Using the developed switches, we have demonstrated 160-Gbps optical-time-domain-multiplexed packet switching and 320-Gbps multi-wavelength packet switching experiments, showing the potential applicability to optical routers. Concurrently, we have also been working on micro-machined integrated optical switches and highly functional devices.

2.高度量子マイクロ構造に基づく全光スイッチと光制御デバイス
All-Optical Switches and Light-Controlling Devices Based on Advanced Quantum Microstructures

 半導体量子井戸/超格子構造のポテンシャル形状を人工的に原子層オーダで制御すると、本来半導体の持っていた光物性を大幅に改変することができる。本研究では、そのような人工光物性を利用して、半導体光変調器/光スイッチや光制御デバイスの性能革新を行うことを目的としている。特に、将来の超高速全光スイッチに向けて、窒化物ヘテロ構造におけるサブバンド間遷移(ISBT)の研究を行っており、有機金属気相エピタキシー(MOVPE)と分子線エピタキシーとのハイブリッド成長により、これまでで最小の光パルスエネルギーによる1.55μm帯の全光スイッチングを実現した。また、パルスインジェクション法を用いてAlN/GaN多重量子井戸を低温MOCVD成長することで、世界で初めて、全MOCVDによる1.55μm帯ISBT量子井戸を実現し、過飽和吸収特性の測定に成功した。同時に、ウェット/ドライハイブリッドエッチング技術によるAlNリッジ導波路の伝搬損失低減手法を提案し、また、新規光スポットサイズ変換器を開発し、スイッチングパワーの更なる低減化に向けて研究を進めている。

By artificial manipulation of potential profiles in semiconductor quantum well and super lattice structures with accuracy of atomic order, one may significantly alter inherent optical properties of semiconductors. The purpose of this research is to bring about innovation in semiconductor optical modulators/switches and light-controlling devices by making use of such artificial optical properties. More specifically, our research focuses on intersubband transition (ISBT) in Nitride-based heterostructures for the future ultrafast all-optical switches. All-optical switching at 1.55-μm wavelength has been achieved with the minimum optical pulse energy to date by utilizing hybrid growth of metal-organic vapor phase epitaxy (MOCVD) and molecular beam epitaxy. Moreover, we have recently realized, for the first time in the world, all-MOCVD-grown 1.55-μm ISBT multi-quantum-well (MQW) structures by using the pulse-injection MOCVD technique for low-temperature growth of AlN/GaN MQWs and demonstrated its saturable absorptive characteristic at 1.55-μm wavelength. At the same time, we have also developed a wet/dry hybrid etching technology to reduce the propagation loss of AlN ridge waveguides as well as novel type of spot-size converter to achieve further reduction of switching power.

3.次世代半導体レーザ・光インターコネクト・光能動機能素子

 次世代光通信・光情報処理を担う小型高性能光源や光インターコネクション技術の開発を目的に研究を行っている。これまで世界に先駆けて行ってきた利得結合(GC)分布帰還型(DFB)半導体レーザ、低密度WDM(CWDM)用波長多重モノリシック集積レーザアレイを始めとし、各種高機能レーザや光配線技術を開発している。 特に、強磁性金属と半導体光アンプから形成される集積化可能な導波路型光アイソレータの提案と試作実証を進めている。これまで、TE/TM偏波モード導波路型光アイソレータの開発を始めとして、DFBレーザとTE モード光アイソレータのモノリシック集積化など、顕著な成果を挙げてきた。最近では、リングレーザに光アイソレータを集積することで、外部磁場により発振方向を制御することに世界で初めて成功した。さらには、非対称導波路構造を持つ非相反偏波コンバータを新たに提案し、デバイスの試作を進めている。 一方、将来の光インターコネクション技術の確立に向けて、レーザ等の光能動素子をシリコン光集積回路にヘテロ集積する研究を新たに開始した。シリコン細線導波路上にInP能動素子を貼り付けた構造を新たに提案し、酸素プラズマ処理による直接接合デバイスの試作を行っている。最近では、シリンコン層からの電流注入により自然放出発光を得ることに初めて成功し、シリコンチップ上発光素子としての可能性を明らかにした。

For the next-generation optical communication and optical information processing applications, we have been developing compact and high-performance light sources as well as optical interconnecting devices.Starting with the gain-coupled (GC) distributed feedback (DFB) semiconductor laser and the wavelength-multiplexed monolithically integrated laser array for coarse WDM applications, we have been working on various types of highly functional lasers and optical interconnection devices. Proposal and fabrication of an integratable waveguide optical isolator consisting of a ferromagnetic metal and a semiconductor optical amplifier have been carried out in recent years, resulting in significant achievements such as monolithic integration of a DFB laser and a TE-mode optical isolator. More recently, a ridge-waveguide TM-mode optical isolator with epitaxially grown MnAs or MnSb ferromagnetic layer has been realized for the first time. A novel type of nonreciprocal polarization converter with asymmetric waveguide structure has also been proposed and the first device has been fabricated successfully. In addition, we have also launched a research on hetero-integration of lasers and active devices on silicon photonic circuits for the future optical interconnection. We have proposed a novel structure of bonding InP active devices onto silicon wire waveguides and demonstrated the device fabrication using an oxygen-plasma-assisted direct bonding technique. More recently, we have succeeded in observing spontaneous emission by injecting current from the silicon layer. These results support the promising potentials of the proposed device as a light source on a silicon chip.

4.化合物半導体量子構造を用いたポストシリコン超高効率太陽電池
Post-Silicon Highly Efficient Solar Cells with Compound Semiconductor Quantum Structures

 将来の低炭素サステイナブル社会の構築に向けて、40%以上のエネルギー変換効率を持つポストシリコン太陽電池の実現が期待されている。本課題では、従来からの化合物半導体タンデム太陽電池に、多重量子井戸(MQW)構造を導入した新型太陽電池の研究を進めている。MQW構造を用いることで、格子整合条件を保ちながら歪みを緩和し、効果的に中間層のエネルギーバンドギャップを長波長化することが可能になる。その場歪みモニタリング機能を装備した有機金属気相エピタキシー(MOCVD)装置を用いることで、GaAs基板との横方向格子整合条件を完璧に満たしながら、最大100層のInGaAs/GaAsP MQW構造の結晶成長に成功し、障壁層の薄層化と界面制御により3.3mA/cm2の短絡電流増加を達成した。また、新たに階段型量子井戸を導入することで、吸収端を1μmまで長波長化することに成功した。 並行して、太陽電池モジュール表面における太陽光の反射を効果的に抑圧する微細加工構造を新たに提案し、実際にGaAs太陽電池に適用して、7%の変換効率向上を達成した。

The post-silicon solar cells with the energy conversion efficiency exceeding 40% are highly desired for the future low-carbon sustainable human society. To this end, we have launched the research on a novel type of multi-junction solar cells based on compound semiconductor. More specifically, strain-balanced multi-quantum-well (MQW) layers were introduced to a conventional tandem solar cell, which allows the effective bandgap narrowing of the middle cell while keeping the lattice matching condition. Using metal-organic vapor phase epitaxy (MOCVD) with in-situ strain monitoring, we have successfully grown up to 100 stacks of InGaAs/GaAsP MQW layers with complete lattice matching to the GaAs substrate in the lateral direction. By thinning barrier layers and controlling interface structures, we have achieved short circuit current increase of 3.3mA/cm2. Newly introduced stepped quantum wells have successfully extended absorption edge wavelength up to 1 ?m. At the same time, we have also proposed a novel nano-structure to be introduced at the surface of solar cells, which has actually contributed to improving the conversion efficiency by 7% in a GaAs solar cell.
