1. 次世代高性能/高機能半導体レーザ・発光素子
Next Generation Semiconductor Lasers and Light Emitting Devices with Ultra-high Performances and Advanced Functions

 次世代光通信・光情報処理を担う小型高性能光源の開発を目的に,以下の研究を行っている.これまで世界に先駆けて行ってきた利得結合(GC)分布帰還型(DFB)半導体レーザに関し,最近は特に,マストランスポートにより形成されるV溝InP基板上のInAsP圧縮歪み量子細線を,活性層および利得結合回折格子に適用せんとしている.また,波長分割多重(WDM)光通信用多波長レーザアレイに向けた発振波長トリミング技術についても引き続き研究を行っており,電子線描画回折格子と超格子トリミング層を有する5波長GC DFBレーザアレイの試作を行って,波長トリミングの有効性を実証した.また,能動半導体媒質の光非線型性を利用した全光制御デバイスの研究も行っており,方向性結合配置した双安定レーザダイオード(または光アンプ)による小型全光フリップフロップや全光波長変換器を試作実証した.これらと並行して,アクセス系向きの低閾値・クーラーレス半導体レーザの研究,窒化物材料による可視域高出力端面発光素子の研究,などを行っている.

For the purpose of developing compact and high-performance light sources for next generation optical communication and optical information processing applications, we are pursuing the following research subjects. Concerning the gain-coupled (GC) distributed feedback (DFB) semiconductor laser that we have been pioneering, we are recently trying to apply compressively-strained InAsP quantum wires formed by mass transport on V-grooved InP substrates to the active region as well as to the gain grating. We are also studying wavelength trimming technique for multiple wavelength laser arrays in WDM (wavelength division multiplexed) optical communications, and have conducted fabrication of a five-wavelength GC DFB laser array with a super-lattice trimming layer and gratings delineated by electron-beam lithography, thereby showing the effectiveness of the wavelength trimming. Concurrently, we are investigating all-optical devices based on optical nonlinearity in active semiconductor medium, and have demonstrated a compact all-optical flip-flop and an all-optical wavelength converter in directionally-coupled bistable laser diodes (or optical amplifiers). Besides these, we are researching on low-threshold cooler-less semiconductor lasers for access applications, and high-power visible-wavelength edge emission devices with nitride semiconductors.

2.高度量子マイクロ構造に基づく光変調器/光スイッチと光制御デバイス

 半導体量子井戸/超格子構造のポテンシャル形状を人工的に原子層オーダで制御すると,本来半導体の持っていた光物性を大幅に改変することができる.本研究では,そのような人工光物性を利用して,半導体光変調器/光スイッチや光制御デバイスの性能革新を行うことを目的としている.特に,吸収端から離れた透明波長域においても大きな電界屈折率変化の得られる3重結合量子井戸構造を新たに考案し,その実証実験を進めている.また,EA変調器を光非線型媒質として用いる新しい全光波長変換器/全光スイッチを提案し,マッハツェンダー干渉計(MZI)型素子の試作開発を進めている.一方,将来の超高速全光スイッチに向けて,窒化物ヘテロ構造におけるサブバンド間遷移の研究を行っており,有機金属気相エピタキシャル成長(MOCVD)によるAlN/GaN多重量子井戸構造において世界で初めて1.55μm帯の光吸収を実現した.さらに,磁性体と半導体の融合を通じた非相反光デバイスの実現を目指して研究を行っている.

By artificial manipulation of potential profiles in semiconductor quantum well and super lattice structures with accuracy of atomic order, one may significantly alter inherent optical properties of semiconductors. The purpose of this research is to bring about innovation in semiconductor optical modulators/switches and light-controlling devices by making use of such artificial optical properties. More specifically, a special triple coupled quantum well structure is investigated for large electro-refraction in transparent wavelength range apart from the absorption edge. We have also proposed new all-optical wavelength conversion/all-optical switching concept using electro-absorption (EA) modulators as optical nonlinear media, and are developing Mach-Zehnder interferometer (MZI) type devices. Besides these activities, we are conducting research on sub-band transition in nitride heterostructures for future ultrafast all-optical switches, and succeeded in realizing 1.55_m absorption in AlN/GaN multiple quantum well structures by metal-organic vapor phase epitaxy (MOCVD) for the first time in the world. Furthermore, research is performed towards realization of non-reciprocal photonic devices through fusion of magnetic and semiconductor materials.

3.半導体モノリシック光集積回路とフォトニックネットワーキング
Monolithically-Integrated Semiconductor Photonic Circuits and Photonic Networking

 モノリシック集積された光デバイス/回路では,単体素子では得られない多くの機能や高い性能が実現され得るため,高度な光通信,光情報処理・記録,光計測を行う際の切り札として期待されている.本課題では,光集積回路実現のために重要な能動素子/受動素子一括集積技術として面積選択MOCVDを取り上げ,研究を行っている.特に最近は,多モード干渉(MMI)デバイスと半導体光アンプを集積化したMZI型全光スイッチ集積回路の設計と試作に取り組み,選択成長による同光回路を世界で初めて実現した.そのほか,選択成長によるアレイ導波路格子(AWG)と能動素子の集積化,選択成長によるスポットサイズ変換器の集積化に向けても,研究を展開している.関連して最近,金属光配線の研究を開始した.並行して,光集積回路を実現する基礎となるプロセス技術について,メカニズムの解明とプロセスの高度化を目指して研究している.特にin-situエリプソメトリを利用して,MOCVD成長InGaP/GaAs界面において単原子レベルの界面急峻性を確保するガス切り替え法を開発するとともに,In偏析現象を究明している.また,メタン・水素・アルゴン混合ガスと酸素の短周期交互供給による,GaN系およびInAlAs/InGaAsP/InP系半導体の反応性イオンエッチングに関しても研究を行い,技術の体系化を行っている.一方,光集積回路の重要な応用であるフォトニックネットワークについて,ノード装置サブシステムの設計と実証に関する検討を行っている.

Monolithically-integrated semiconductor optical devices and circuits are the key to advanced optical communication, optical information processing, and optical measurement applications since they could provide more complex functions and higher performances over discrete devices. In this work, we are investigating area-selective MOCVD as an important technology for active/passive integration in monolithic photonic integrated circuits. Over the past years, we tackled design and fabrication of an MZI all-optical switch circuit integrating multi-mode interference (MMI) couplers and semiconductor optical amplifiers (SOAs), and successfully realized the circuit by the selective-area MOCVD for the first time. The research is deployed toward integration of arrayed-waveguide gratings (AWGs) and active devices by the selective area growth (SAG), and toward integration of spot-size converters by the SAG. In conjunction with these activities, study on metal optical wiring has been started recently. At the same time, semiconductor processing technologies necessary for fabricating photonic integrated circuits are studied, by placing emphasis on clarification of mechanisms and innovation in processing method. In particular, we are developing gas-switching methods that secure interface abruptness of mono-atomic level at InGaP/GaAs interfaces formed in MOCVD by utilizing in-situ ellipsometry, where indium segregation phenomenon is also investigated. Research is conducted as well on reactive ion etching of GaN and InAlAs/InGaAsP/InP related materials with short-period alternating injection of methane/hydrogen/argon gas mixture and oxygen, to result in systematization of the technology. In the meantime, design and demonstration of optical switching node subsystem is studied for photonic networking, which is one important application area of the photonic integrated circuits.

4.数値流体力学によるInGaAsP系化合物半導体有機金属気相成長(MOCVD)プロセスのシミュレーション

 InGaAsPのMOCVDプロセス最適化のためには、装置内の成長速度および組成分布を予測できるシミュレーションの構築が不可欠である。本研究では、円管型クラッキングセルを用いた実験で測定した気相反応速度のデータ、面積選択成長およびin situエリプソメトリーを用いて測定した表面反応速度のデータを基に、数値流体力学シミュレーションによりMOCVDリアクター内部の成長速度分布・組成分布を予測することを試みている。最近の研究により、基板に対向するリアクター壁面の温度分布が予測精度に大きく影響することが明らかになった。そのため、放射伝熱を考慮したリアクター内部の詳細な伝熱計算を行っている。

For theoretical optimization of InGaAsP MOCVD processes, it is indispensable to predict the profile of growth rate and composition by simulations. In this work, we attempt to predict such reactor-scale profiles based on the experimental data: gas phase reaction rate constants measured with tubular cracking reactor, and surface reaction rate constants measured by in situ ellipsometry and by analyzing the growth-rate profile in selective-area growth. Recently, it was proved that the temperature profile on the counter wall of the substrate has significant effect on the distribution of growth rate and composition. Therefore, we attempt to estimate exact temperature profile of the reactor wall by detailed numerical simulation taking account of radiation heat transfer.

5.面積選択成長を用いたInGaAsP系化合物半導体有機金属気相成長(MOCVD)プロセスにおける表面反応の解析
Analysis of Surface Reaction Rate of InGaAsP Metalorganic Chemical Vapor Deposition Using Selective-Area Growth

 典型的なMOCVDプロセスは物質移動律速の条件で行われるため、リアクター内成長速度分布を測定することにより表面反応速度の解析を行うことは不可能である。逆に、表面反応速度の正確な値は成長速度分布にはほとんど影響しない。しかし、基板の対向壁への製膜、表面反応律速になりやすい低温での成長を考えると、表面反応速度を正確に把握することが重要になる。面積選択成長における成長速度分布は、物質移動律速の成長条件にあっても表面反応速度に非常に敏感である。これを利用して、物質移動律速の成長条件下にあっても表面反応速度を解析することが可能になる。この手法を利用し、InPおよびGaAsエピタキシャル成長の前駆体の表面反応速度定数を様々な成長条件で測定し、表面反応速度式として整理する試みを行っている。解析の結果、前駆体の表面への付着確率はよく仮定される1よりも小さく、温度やV族原料の分圧に依存することが明らかになった。こうして得られた表面反応速度に関する知見は、MOCVDリアクターシミュレーションをさらに精緻にすることができる。また、同じ知見を用いて、光集積デバイスに用いる選択成長パターンに対し、膜厚や組成の分布、さらにはバンドギャップの分布をシミュレーションにより予測することができる。選択成長用マスクパターンの設計を支援するCADシステムの構築が今後の課題である。

Since most MOCVD condition is in mass-transfer-limited regime, it is impossible to measure surface reaction rates by observing the growth-rate profile in a reactor. Conversely, surface reaction rates affect the distribution of neither growth rate nor composition in typical MOCVD conditions. However, when we take account of the deposition on the counter wall of the substrate, which cannot be ignored for accurate growth simulations, and low temperature growth conditions which tend to be in surface-reaction-limited regime, measuring the surface reaction rates in MOCVD processes is of great importance. Even under mass-transfer-limited kinetics, growth-rate profiles in selectively grown films using dielectric masks on the substrate are sensitive to surface reaction rates. Therefore, we can extract surface reaction rate constants by analyzing the profile of selectively grown films. We measure the surface reaction rate constants of the precursors of InP and GaAs epitaxial growth under various growth conditions, in order to obtain experimental formula for surface reaction rates. It proved that surface sticking probability of precursors are smaller than unity, which is often assumed in conventional simulations, and they depend on growth temperature and the partial pressure of group V precursors. The information obtained in this study is essential for improving reactor-scale growth simulations. It is also useful for simulating the distribution of film thickness and composition in the mask patterns for monolithic integration of opt0-electronic devices. It will lead to computer assisted mask design of OEICs.
